If I understand correctly, you mean, Na=1e15 (i.e., 1x10^15/cm^3),
Nd=0.5e14=5e13,

linearly decrease (slope=Eg/2k) to Na-Nd at a small 1/T (how small? need to
know Si density of states), then a little plateu, then decrease at a slope of
(Ea-Ev)/k to Nd, then decrease at a slope of (Ea-Ev)/2k.
It's not a shallow dopant, but can be ionized at some high temperature.
